چکیده

Intrinsic hydrogenated amorphous silicon (a-Si:H) films can yield in outstanding electronic surface passivation of crystalline silicon (c-Si) wafers as utilized in the HIT (heterojunction with intrinsic thin layer) solar cells. We have studied the correlation between the passivation quality and the interface nature between thin amorphous layers and an underlying c-Si substrate for understanding the passivation mechanism. We found that a thin (~5nm) intrinsic layer is inhomogeneous along the growth direction with the presence of a hydrogen rich layer at the interface and that completely amorphous films result in better passivation quality and device performance than an epitaxial layer. Post annealing improves carrier lifetime for the amorphous layer, whereas the annealing is detrimental for the epitaxial layer. We have also found that the passivation quality of intrinsic a-Si:H(i) film deteriorates severely by the presence of a boron-doped a-Si:H(p) overlayer due to Si-H rupture in the aSi:H(i) film. Finally, for a passivation layer in the hetero-junction structure, a-Si1-xOx will be demonstrated in comparison with a-Si:H.

Towards a Better Understanding of Silicon Heterojunction Solar Cells

1. Introduction Semiconducting heterostructures increasingly attract attention for electronic junction formation in crystalline silicon (c-Si) wafer-based solar cells. A key point of such a device is the displacement of highly recombination-active (ohmic) contacts from the crystalline surface by insertion of a film with wide bandgap. To reach the full device potential, the heterointerface state...

Silicon Solar Cell Passivation using Heterostructures

Standard surface passivation schemes for crystalline silicon solar cells use SiO2 or SiNx. The c-Si surface passivation mechanisms related with these schemes have been elucidated within the framework of interface recombination modeled by an extended SRH formalism: interface recombination centers characteristic of the SiO2 passivation have larger electron (e) than hole (h) capture cross sections...

Nature of doped a-Si:H/c-Si interface recombination

Doped hydrogenated amorphous silicon a-Si:H films of only a few nanometer thin find application in a-Si:H/crystalline silicon heterojunction solar cells. Although such films may yield a field effect at the interface, their electronic passivation properties are often found to be inferior, compared to those of their intrinsic counterparts. In this article, based on H2 effusion experiments, the au...

Model for a-Si:H/c-Si interface recombination based on the amphoteric nature of silicon dangling bonds

The performance of many silicon devices is limited by electronic recombination losses at the crystalline silicon c-Si surface. A proper surface passivation scheme is needed to allow minimizing these losses. The surface passivation properties of amorphous hydrogenated silicon a-Si:H on monocrystalline Si wafers are investigated here. We introduce a simple model for the description of the surface...

Heterojunction Solar Cell Efficiency Improvement on Various C-si Substrates by Interface Recombination Modelling

High efficiency Si heterojunction (HJ) solar cells must exhibit low interface recombination, as it limits the cell open circuit voltage (VOC). The study of the interface recombination of various a-Si:H/c-Si lifetime test samples gives insight into the recombination mechanisms, which are found compatible with an amphoteric recombination model [1]. We find that there is a trade-off between reduce...
